New progress in the research on the flexible self powered photoelectric detection system of semiconductor

The rapid development of nano technology provides a new energy for the development of modern micro electronic technology and technology, micro nano electronic devices are from a single function of the independent component to the development of multi-functional nano integrated components. A variety of nano electronic devices and energy conversion and memory devices are assembled together to realize the power supply of the chip integrated system, can realize the whole system miniaturization and lightweight, and is expected to achieve multi function, sustainable, wireless, no external battery power supply.
Recently, the research team led by Shen Guozhen, a research group of the National Key Laboratory of semiconductor of the Chinese Academy of Sciences, and clever use of micro processing technology, the graphene based micro flexible super capacitor and semiconductor nano wire photoelectric detector in the chip integration, to achieve a fully flexible self powered photoelectric detection system. In this study, a micro super capacitor was fabricated on a flexible thin film substrate by means of a thin film substrate, and then an integrated self driving optical probe system with a visible detection function was integrated on the Shi Moxi micro flexible super capacitor. The maximum energy density of 0.621 mWh/cm3 can be obtained at 896.77 W/cm3 of 0.782 F/cm2 and 8.01 F/cm3 to. With the voltage driven by the micro - super capacitor, the 34.50 current switch ratio, the optical response capability and the recovery capability are the same as those of the external driving power supply. In addition, the size of the driving voltage can be controlled by adjusting the integrated scale of the micro capacitor, so as to achieve exponentially increased light response performance.
This work provides a new way of thinking for the full flexible multi functional integrated micro / nano system. After further research and improvement, coupled with the appropriate photoelectric converter, this self powered system is expected to achieve a high degree of integration and portability.
